Senior Staff Reliability Engineer (Silicon & Package)
Responsibilities & opportunities in this role:
Interconnect reliability
- Own the reliable high performance/ fine pitch interconnect, moving them from pathfinding to high-volume manufacturing.
- Drive Chip-Package Interaction (CPI) analysis, assessing how silicon-level stresses impact ELK layers and active circuitry.
- Lead Physics-of-Failure (PoF) assessments specifically for Cu-Cu diffusion, bond interface toughness, and dielectric reliability.
Qualification & Test Vehicle Architecture
- Architect reliability test vehicles (TVs): Define the specific Daisy Chain, Kelvin, and heater structures needed to characterize bond yields and reliability margins before the full product tape-out.
- Execute Silicon & Package qualification: manage the full suite of stress tests, merging standard package and silicon-specific reliability checks
Failure Analysis & Root Cause Engineering
- Direct complex Failure Analysis (FA) campaigns, utilizing high-resolution techniques to inspect sub-micron defects in the interconnect interface.
- Correlate electrical signatures to physical defects, distinguishing between process-related defects (voids, particles) and intrinsic reliability wear-out mechanisms.
- Lead the Feedback Loop: Translate FA findings into immediate design rule updates or process window adjustments to prevent recurrence.
External Partnership & Supply Chain Technical Leadership
- Lead technical engagements with Foundries and OSATs, ensuring their process control monitors (PCM) and reliability monitors align with your product requirements.
- Audit and uplift supplier capabilities, focusing on their ability to detect latent defects in advanced package assemblies.
Ideal candidates have/are:
- Education: B.S. with 7+ years or M.S. with 5+ years of experience in Materials Science, Mechanical Engineering, Physics, or Electrical Engineering.
- Packaging Expertise: Proven end-to-end ownership of electronic packaging reliability for AI/HPC applications, specifically with advanced package architectures.
- Reliability Simulation: fundamental knowledge in Finite Element Analysis (FEA) using tools like ANSYS or Abaqus for thermal-mechanical stress modeling, warpage prediction, and fracture mechanics (replacing the previous CFD requirement).
- Standards & Testing: Deep familiarity with industry standards (e.g., JEDEC JESD47, JESD22, IPC) and experience defining qualification plans including TC, HTS, HAST/uHAST, and HTOL.
- Silicon Reliability: Understanding of silicon-level reliability mechanisms (e.g., Electromigration (EM), Stress Migration (SM), TDDB) and how they interact with packaging stresses.
Preferred Qualifications
- Advanced Interconnects: Direct hands-on experience qualifying advanced interconnects and processes and reliability.
- Statistical Analysis: Proficiency with statistical analysis software (e.g., JMP, ReliaSoft, Weibull++) for lifetime prediction and reliability modeling.
- Coding/Automation: Experience with Python, MATLAB, or SQL for parsing large reliability datasets and automating data analysis.
- Foundry/OSAT Experience: Previous experience working directly with major foundries or OSATs on advanced node qualification.
- Material Science: Deep knowledge of underfill properties, mold compounds, and CTE mismatch challenges in heterogeneous integration.

Compensation: At Groq, a competitive base salary is part of our comprehensive compensation package, which includes equity and benefits. For this role, the base salary range is $203,200 to $239,100, determined by your location, skills, qualifications, experience and internal benchmarks. This range is specific to roles in the United States, compensation for candidates outside the USA will be dependent on the local market.
